Introduction
Start here: every phone, charger, LED and solar panel works because of tiny pieces of silicon whose conductivity we can control. This chapter explains how: why silicon conducts a little, how adding a few impurity atoms per million changes it enormously, and how joining p-type and n-type silicon gives a diode — a one-way valve for current that turns ac into dc. Yahan se shuru kijiye: har phone, charger, LED aur solar panel silicon ke chhote tukdon ki wajah se kaam karta hai jinki conductivity hum control kar sakte hain. Ye chapter samjhata hai kaise: silicon thoda conduct kyun karta hai, har million mein kuch impurity atoms milaane se ye kitna badal jaata hai, aur p-type aur n-type silicon jodne se diode kaise banta hai — current ke liye ek-tarfa valve jo ac ko dc mein badalta hai.Start here: phones, chargers, LEDs and solar panels all use silicon whose conductivity we control. You will learn why silicon conducts a little, how a tiny amount of impurity changes this a lot, and how a p-n junction makes a diode that lets current flow one way only.
Devices in which a controlled flow of electrons can be obtained are the basic building blocks of all electronic circuits. Before the transistor was discovered in 1948, such devices were mostly vacuum tubes (valves): the vacuum diode with two electrodes — anode (plate) and cathode; the triode with three — cathode, plate and grid; the tetrode and pentode with 4 and 5 electrodes. Wo devices jinme electrons ka controlled flow mil sake, saare electronic circuits ke basic building blocks hain. 1948 mein transistor ki khoj se pehle aise devices zyaadatar vacuum tubes (valves) the: do electrodes — anode (plate) aur cathode — wala vacuum diode; teen — cathode, plate aur grid — wala triode; 4 aur 5 electrodes wale tetrode aur pentode.Electronic circuits are built from devices that control the flow of electrons. Before 1948 these were vacuum tubes such as the diode (2 electrodes) and triode (3 electrodes).
In a vacuum tube, electrons come from a heated cathode and their flow through vacuum is controlled by the voltages between the electrodes. Vacuum is needed, otherwise the moving electrons lose energy in collisions with air molecules. Electrons can flow only from cathode to anode — in one direction — which is why these devices are called valves. They are bulky, consume high power, work at high voltages (~100 V), and have limited life and low reliability. Vacuum tube mein electrons garam cathode se aate hain aur electrodes ke beech ke voltage se vacuum mein unka flow control hota hai. Vacuum zaroori hai, warna chalte electrons air molecules se takra kar energy kho denge. Electrons sirf cathode se anode ki taraf — ek hi direction mein — beh sakte hain, isiliye inhe valves kehte hain. Ye bhaari hote hain, zyaada power lete hain, high voltage (~100 V) par chalte hain, inki life limited aur reliability kam hoti hai.Vacuum tubes need a hot cathode and vacuum, let electrons flow one way only, and are big, power-hungry and short-lived.
From the 1930s it was realised that solid-state semiconductors and their junctions can control both the number and the direction of flow of charge carriers. Light, heat or a small voltage can change the number of mobile charges in a semiconductor. Here the charges are supplied and flow inside the solid itself — no heated cathode, no vacuum. So semiconductor devices are small, use little power, work at low voltages, and have long life and high reliability. Even CRT displays have given way to LCD screens driven by solid-state electronics. Long before all this was understood, a natural crystal of galena (lead sulphide, PbS) with a metal point contact was used to detect radio waves.1930 के दशक से यह समझा गया कि ठोस अवस्था अर्धचालक और उनकी संधियाँ आवेश वाहकों की संख्या और प्रवाह की दिशा दोनों नियंत्रित कर सकती हैं। Isliye semiconductor devices chhote hote hain, kam power lete hain, kam voltage par chalte hain, lambi life aur high reliability wale hote hain. CRT displays ki jagah bhi solid-state electronics wale LCD aa gaye. Ye sab samajhne se bahut pehle, metal point contact wala galena (lead sulphide, PbS) ka natural crystal radio waves detect karne mein use hota tha.Semiconductors control charge flow inside a solid, so their devices are small, efficient, low-voltage and reliable. Galena (PbS) was an early radio detector.
In this chapter we study the basic physics of semiconductors, the junction diode (a two-electrode device) and its use as a rectifier. Is chapter mein hum semiconductors ki basic physics, junction diode (do-electrode device) aur rectifier ke roop mein uska use padhenge.
14.2Classification of metals, conductors and semiconductorsधातुओं, चालकों और अर्धचालकों का वर्गीकरणMetals, conductors aur semiconductors ka classification
On the basis of conductivityचालकता के आधार परConductivity ke aadhaar par
Using the electrical conductivity σ or the resistivity ρ = 1/σ, solids are broadly classified as:विद्युत चालकता σ या प्रतिरोधकता ρ = 1/σ के आधार पर ठोसों को मोटे तौर पर इस प्रकार बाँटा जाता है:Electrical conductivity σ ya resistivity ρ = 1/σ ke aadhaar par solids ko mote taur par aise baanta jaata hai:
- Metals: very low resistivity, ρ ~ 10⁻² – 10⁻⁸ Ω m; σ ~ 10² – 10⁸ S m⁻¹. Metals: bahut kam resistivity, ρ ~ 10⁻² – 10⁻⁸ Ω m; σ ~ 10² – 10⁸ S m⁻¹.
- Semiconductors: in between, ρ ~ 10⁻⁵ – 10⁶ Ω m; σ ~ 10⁵ – 10⁻⁶ S m⁻¹. Semiconductors: beech mein, ρ ~ 10⁻⁵ – 10⁶ Ω m; σ ~ 10⁵ – 10⁻⁶ S m⁻¹.
- Insulators: very high resistivity, ρ ~ 10¹¹ – 10¹⁹ Ω m; σ ~ 10⁻¹¹ – 10⁻¹⁹ S m⁻¹. Insulators: bahut zyaada resistivity, ρ ~ 10¹¹ – 10¹⁹ Ω m; σ ~ 10⁻¹¹ – 10⁻¹⁹ S m⁻¹.
These values only indicate the order of magnitude and can lie outside these ranges. Resistivity is also not the only way to tell metals, semiconductors and insulators apart — the other differences appear as we go along (for example, a semiconductor’s resistance falls when it is heated). Ye values sirf order of magnitude batati hain aur in ranges ke bahar bhi ho sakti hain. Metal, semiconductor aur insulator ko pehchaanne ka resistivity akela criterion bhi nahi hai — baaki differences aage dikhenge (jaise garam karne par semiconductor ka resistance ghatta hai). The ranges are rough. Resistivity alone does not decide the type of material.
Semiconductors can be elemental (Si, Ge) or compound: inorganic (CdS, GaAs, CdSe, InP …), organic (anthracene, doped phthalocyanines …) and organic polymers (polypyrrole, polyaniline, polythiophene …). Most devices today use Si, Ge and inorganic compounds; since 1990 a few devices using organic semiconductors and polymers have appeared — the start of polymer- and molecular-electronics. We study mainly Si and Ge; the same ideas largely apply to compound semiconductors. Semiconductors elemental (Si, Ge) ya compound ho sakte hain: inorganic (CdS, GaAs, CdSe, InP …), organic (anthracene, doped phthalocyanines …) aur organic polymers (polypyrrole, polyaniline, polythiophene …). Aaj zyaadatar devices Si, Ge aur inorganic compounds se bante hain; 1990 ke baad organic semiconductors aur polymers wale kuch devices bhi aaye — polymer aur molecular electronics ki shuruaat. Hum mainly Si aur Ge padhenge; yahi ideas compound semiconductors par bhi kaafi had tak laagu hote hain.Semiconductors are elements (Si, Ge) or compounds (like GaAs, CdS, and some organic materials). We focus on Si and Ge.
On the basis of energy bandsऊर्जा बैंडों के आधार परEnergy bands ke aadhaar par
In an isolated atom, an electron’s energy is fixed by its orbit (Bohr model). In a solid the atoms are so close that the outer orbits of neighbours come very close or even overlap. Each electron then sees a slightly different pattern of surrounding charges, so it has a slightly different energy. These closely spaced levels with continuous energy variation form energy bands. The band containing the energy levels of the valence electrons is the valence band; the band above it is the conduction band. Isolated atom mein electron ki energy uski orbit se tay hoti hai (Bohr model). Solid mein atoms itne paas hote hain ki padosiyon ki outer orbits bahut paas aa jaati hain ya overlap ho jaati hain. Tab har electron aaspaas ke charges ka thoda alag pattern dekhta hai, isliye uski energy thodi alag hoti hai. Continuous energy wale ye paas-paas ke levels energy bands banate hain. Valence electrons ke levels wala band valence band hai; uske upar wala band conduction band hai.In a solid, the energy levels of many atoms spread into bands. The band of valence electrons is the valence band; the band above is the conduction band.
Take a Si or Ge crystal of N atoms. The outermost orbit is n = 3 for Si and n = 4 for Ge, with 4 electrons in it (two s and two p electrons), so the crystal has 4N outer electrons. The outer orbit could hold at most 8 (2 s + 6 p), so there are 8N available states. At the actual atomic spacing in Si and Ge, these 8N states split into two bands separated by an energy gap Eg: the lower valence band (4N states, completely filled by the 4N valence electrons at 0 K) and the upper conduction band (4N states, completely empty at 0 K).N N atoms wala Si ya Ge crystal lijiye. Sabse bahari orbit Si mein n = 3 aur Ge mein n = 4 hai, jisme 4 electrons (do s aur do p) hain, isliye crystal mein 4N outer electrons hain. Outer orbit mein maximum 8 (2 s + 6 p) aa sakte hain, isliye 8N states available hain. Si aur Ge ki actual atomic spacing par ye 8N states energy gap Eg se alag do bands mein bant jaati hain: neeche valence band (4N states, 0 K par 4N valence electrons se poora bhara) aur upar conduction band (4N states, 0 K par bilkul khaali).N atoms give 4N valence electrons and 8N states. These split into a full valence band (4N) and an empty conduction band (4N) at 0 K, separated by a gap Eg.
The lowest level of the conduction band is EC and the highest level of the valence band is EV. The gap between them is the energy band gap, Eg = EC − EV. It may be large, small or zero depending on the material — and that decides whether the solid is an insulator, a semiconductor or a metal. Conduction band ka sabse neeche ka level EC aur valence band ka sabse upar ka level EV hai. Inke beech ka gap energy band gap Eg = EC − EV hai. Material ke hisaab se ye bada, chhota ya zero ho sakta hai — aur yahi tay karta hai ki solid insulator hai, semiconductor ya metal.Eg = EC − EV. Its size decides metal, semiconductor or insulator.
- Case I — metals: the conduction band is partly filled (and the valence band partly empty), or the two bands overlap. Electrons move easily into the conduction band, so many are available for conduction: low resistance, high conductivity. Case I — metals: conduction band partly bhara (aur valence band partly khaali) hota hai, ya dono bands overlap karte hain. Electrons aasaani se conduction band mein jaate hain, isliye conduction ke liye bahut saare available: kam resistance, zyaada conductivity.
- Case II — insulators: a large gap, Eg > 3 eV. The conduction band is empty and thermal energy cannot lift electrons across, so no conduction is possible. Case II — insulators: bada gap, Eg > 3 eV. Conduction band khaali hai aur thermal energy electrons ko paar nahi kara sakti, isliye conduction possible nahi.
- Case III — semiconductors: a finite but small gap, Eg < 3 eV. At room temperature some valence electrons gain enough energy to cross into the conduction band and move there. They are few, so the resistance is lower than an insulator’s but much higher than a metal’s.
Why does 3 eV work as the dividing line? At room temperature (300 K) the typical thermal energy kT is only about 0.026 eV. A few electrons in the high-energy tail can still jump a 1 eV gap, but almost none can jump 5 eV. (Beyond the book, for understanding.)3 eV 3 eV dividing line kyun? Room temperature (300 K) par typical thermal energy kT sirf lagbhag 0.026 eV hai. High-energy wale kuch electrons phir bhi 1 eV ka gap paar kar lete hain, par 5 eV lagbhag koi nahi. (Book se aage, samajhne ke liye.)
14.3Intrinsic semiconductorनैज अर्धचालकIntrinsic semiconductor
Ge and Si have the diamond-like crystal structure: every atom is surrounded by four nearest neighbours at the corners of a tetrahedron. The cubic cell edge (lattice spacing a) is 3.56 Å for C, 5.43 Å for Si and 5.66 Å for Ge.Ge Ge aur Si ka crystal structure diamond jaisa hai: har atom ek tetrahedron ke corners par baithe chaar nearest neighbours se ghira hai. Cubic cell ka edge (lattice spacing a) C ke liye 3.56 Å, Si ke liye 5.43 Å aur Ge ke liye 5.66 Å hai.In Si and Ge each atom has four nearest neighbours (diamond-like structure).
Si and Ge have four valence electrons. Each atom shares one of its four valence electrons with each of its four neighbours, and takes a share of one electron from each. Such a shared pair is a covalent bond (valence bond); the two electrons shuttle back and forth between the two atoms and hold them together strongly. The 2-D picture below exaggerates the bonds; it shows the ideal case with all bonds intact, as at low temperature. The symbol +4 marks the inner core of each Si or Ge atom. Si aur Ge mein chaar valence electrons hote hain. Har atom apne chaar padosiyon mein se har ek ke saath apna ek valence electron share karta hai aur har ek se ek electron ka hissa leta hai. Aisa shared pair covalent bond (valence bond) hai; dono electrons dono atoms ke beech aate-jaate hain aur unhe mazbooti se jode rakhte hain. Neeche ki 2-D picture bonds ko badha-chadha kar dikhati hai; ye saare bonds intact wali ideal situation hai, jaisi low temperature par hoti hai. +4 symbol har Si ya Ge atom ka inner core hai. Each atom shares one electron with each of its 4 neighbours, forming 4 covalent bonds. At low temperature all bonds are complete.
As the temperature rises, some electrons gain enough thermal energy to break away from their bonds and become free (conduction) electrons. Thermal energy ionises only a few atoms. The site that the electron (charge −q) left now has a vacancy with an effective charge +q. This vacancy is called a hole (विवर). The hole behaves like an apparent free particle with positive charge. Temperature badhne par kuch electrons kaafi thermal energy paa kar apne bonds se toot kar free (conduction) electrons ban jaate hain. Thermal energy sirf kuch atoms ko ionise karti hai. Jis jagah ko electron (charge −q) chhodta hai, wahan effective charge +q wali vacancy banti hai. Is vacancy ko hole kehte hain. Hole ek positive charge wale apparent free particle ki tarah behave karta hai.Heat breaks a few bonds. Each broken bond gives a free electron and a vacancy called a hole, which acts like a +q charge.
In an intrinsic (pure) semiconductor the number of free electrons equals the number of holes:नैज (शुद्ध) अर्धचालक में मुक्त इलेक्ट्रॉनों की संख्या होलों की संख्या के बराबर होती है:Intrinsic (pure) semiconductor mein free electrons ki sankhya holes ki sankhya ke barabar hoti hai:
A semiconductor is special because holes also move. Suppose there is a hole at site 1. An electron from the covalent bond at site 2 may jump into the vacant site 1. Now site 1 has an electron and the hole is at site 2 — the hole has apparently moved from 1 to 2. The free electron released earlier takes no part in this; it moves independently and gives the electron current Ie. In an electric field, holes move towards the negative potential and give the hole current Ih. Maan lijiye site 1 par hole hai. Site 2 ke covalent bond ka ek electron khaali site 1 mein kood sakta hai. Pehle free hua electron isme hissa nahi leta; wo independently chalta hai aur electron current Ie deta hai. Electric field mein holes negative potential ki taraf chalte hain aur hole current Ih dete hain. Total current haiA bound electron can fill a nearby hole, so the hole seems to move. Free electrons give Ie, holes give Ih, and I = Ie + Ih.
A hole is not a new particle. Hole motion is just a convenient way to describe the movement of bound electrons from bond to bond whenever there is an empty bond somewhere. And it is not a positron! Hole ki motion sirf bound electrons ke bond se bond jaane ka convenient description hai, jab kahin koi bond khaali ho. Aur ye positron bhi nahi hai!
Along with the generation of electrons and holes, recombination goes on: an electron collides with a hole and both disappear. In equilibrium, the rate of generation equals the rate of recombination. Electrons aur holes ke generation ke saath-saath recombination bhi chalta hai: electron kisi hole se takrata hai aur dono khatam ho jaate hain. Equilibrium mein generation ki rate recombination ki rate ke barabar hoti hai.Electrons and holes also recombine. In equilibrium, creation rate = recombination rate.
At T = 0 K an intrinsic semiconductor behaves like an insulator — no electron is in the conduction band. At T > 0 K thermal energy excites some electrons from the valence band into the conduction band, where they partially occupy it, leaving an equal number of holes in the valence band.T = 0 K T = 0 K par intrinsic semiconductor insulator jaisa behave karta hai — conduction band mein koi electron nahi. T > 0 K par thermal energy kuch electrons ko valence band se conduction band mein excite karti hai, jahan wo use partly bharte hain aur valence band mein utne hi holes chhodte hain.At 0 K it is an insulator; above 0 K some electrons reach the conduction band and leave equal holes behind.

The 4 bonding electrons of C, Si and Ge lie in the second, third and fourth orbit respectively. The farther the orbit, the less tightly the electrons are held, so the energy needed to free an electron (the gap Eg) is least for Ge, more for Si and highest for C (0.7 eV, 1.1 eV and 5.4 eV).C, Si C, Si aur Ge ke 4 bonding electrons kramashah doosri, teesri aur chauthi orbit mein hain. Orbit jitni door, electrons utne dheele bandhe, isliye electron free karne ki energy (gap Eg) Ge mein sabse kam, Si mein zyaada aur C mein sabse zyaada hai (0.7 eV, 1.1 eV aur 5.4 eV).
Hence the number of free electrons available for conduction is significant in Ge and Si but negligibly small in C.इसलिए चालन के लिए मुक्त इलेक्ट्रॉनों की संख्या Ge और Si में पर्याप्त है पर C में नगण्य।Isliye conduction ke liye free electrons ki sankhya Ge aur Si mein kaafi hai par C mein negligible.

The conductivity of an intrinsic semiconductor depends on temperature, but at room temperature it is very low — no important device can be made from it. When a small amount (say a few parts per million, ppm) of a suitable impurity is added, the conductivity increases manyfold. Such materials are extrinsic (impurity) semiconductors. Deliberately adding a desirable impurity is doping; the impurity atoms are dopants; the material is a doped semiconductor. The dopant must not distort the lattice — it occupies only a very few of the original atom sites — so its atom must be nearly the same size as Si or Ge. Intrinsic semiconductor ki conductivity temperature par depend karti hai, par room temperature par bahut kam hai — isse koi important device nahi ban sakta. Suitable impurity ki thodi si quantity (jaise kuch parts per million, ppm) milaane par conductivity kai guna badh jaati hai. Aise materials extrinsic (impurity) semiconductors hain. Desired impurity ko jaan-boojh kar milaana doping hai; impurity atoms dopants hain; material doped semiconductor hai. Dopant lattice ko bigaade nahi — wo original atoms ki bahut kam sites leta hai — isliye uska atom Si ya Ge ke lagbhag barabar size ka hona chahiye.Adding a few ppm of a suitable impurity (doping) raises the conductivity hugely. The dopant atom must be about the same size as Si or Ge.
Si and Ge are in group 14 (IV), so dopants are chosen from the neighbouring groups:Si Si aur Ge group 14 (IV) mein hain, isliye dopants padosi groups se chune jaate hain:

(i) n-type semiconductor(i) n-प्रकार अर्धचालक(i) n-type semiconductor
When a pentavalent atom takes the place of a Si atom, four of its electrons bond with the four Si neighbours, while the fifth remains very weakly bound to its parent atom. (The four bonding electrons look like part of the atom’s effective core to the fifth one.) So only about 0.01 eV (Ge) or 0.05 eV (Si) is needed to free it — compared with the ~0.72 eV (Ge) or ~1.1 eV (Si) needed to cross the forbidden band. Even at room temperature it is free to move. The dopant donates one electron, so it is called a donor impurity. Jab koi pentavalent atom Si atom ki jagah leta hai, to uske chaar electrons chaar Si padosiyon se bond banate hain, jabki paanchwa apne parent atom se bahut kamzori se bandha rehta hai. (Paanchwe electron ke liye chaar bonding electrons atom ke effective core ka hissa lagte hain.) Isliye ise free karne mein sirf lagbhag 0.01 eV (Ge) ya 0.05 eV (Si) lagti hai — jabki forbidden band paar karne mein ~0.72 eV (Ge) ya ~1.1 eV (Si). Room temperature par bhi ye chalne ke liye free hai. Dopant ek electron donate karta hai, isliye ise donor impurity kehte hain.A pentavalent atom uses 4 electrons for bonds; the 5th is almost free (0.01–0.05 eV). So the dopant is a donor.
The number of electrons given by the donors depends strongly on the doping level and is independent of temperature, whereas the electron–hole pairs made by the Si atoms themselves increase only weakly with temperature. The holes come only from the intrinsic source, and because there are now many more electrons, holes recombine faster — the number of holes drops even further. So electrons are the majority carriers and holes the minority carriers: an n-type semiconductor, withदाताओं द्वारा दिए गए इलेक्ट्रॉनों की संख्या मादन स्तर पर दृढ़ता से निर्भर करती है और ताप पर निर्भर नहीं करती, जबकि Si परमाणुओं से बने इलेक्ट्रॉन–होल युग्म ताप के साथ थोड़ा ही बढ़ते हैं। Holes sirf intrinsic source se aate hain, aur ab electrons bahut zyaada hone se holes tezi se recombine hote hain — holes ki sankhya aur ghat jaati hai. Isliye electrons majority carriers aur holes minority carriers hain: ye n-type semiconductor hai, jismeDonor electrons far outnumber holes, and recombination reduces holes further. Electrons are the majority carriers.
(ii) p-type semiconductor(ii) p-प्रकार अर्धचालक(ii) p-type semiconductor
Doping Si or Ge with a trivalent impurity (Al, B, In …) gives a p-type semiconductor. The dopant has one valence electron fewer than Si, so it forms covalent bonds with only three Si neighbours; the bond with the fourth neighbour has a vacancy — a hole. An electron from a neighbouring atom can jump in to fill it, leaving a hole at its own site, so the hole is available for conduction. Once the trivalent atom shares this fourth electron it becomes effectively negatively charged — a core of one negative charge with its associated hole. One acceptor atom gives one hole.Si या Ge में त्रिसंयोजी अपद्रव्य (Al, B, In …) Si ya Ge mein trivalent impurity (Al, B, In …) milaane se p-type semiconductor banta hai. Dopant mein Si se ek valence electron kam hai, isliye ye sirf teen Si padosiyon se covalent bonds banata hai; chauthe padosi ke bond mein vacancy — ek hole rehta hai. Padosi atom ka electron kood kar ise bhar sakta hai aur apni jagah hole chhodta hai, isliye hole conduction ke liye available hai. Chautha electron share karne par trivalent atom effectively negatively charged ho jaata hai — ek negative charge wala core aur usse juda hole. Ek acceptor atom ek hole deta hai.A trivalent atom makes only 3 bonds; the missing electron is a hole. The dopant (acceptor) becomes a fixed negative ion.
These holes add to the intrinsic holes, while electrons come only from intrinsic generation — and recombination reduces their number from ni to ne. So in a p-type semiconductor holes are the majority carriers and electrons the minority carriers:ये होल नैज होलों में जुड़ते हैं, जबकि इलेक्ट्रॉन केवल नैज जनन से आते हैं — और पुनर्संयोजन इनकी संख्या ni से घटाकर ne कर देता है। Isliye p-type semiconductor mein holes majority aur electrons minority carriers hain:
“n-type is negatively charged” — wrong! The crystal stays electrically neutral: the charge of the extra carriers is exactly equal and opposite to that of the ionised dopant cores (+ donors in n-type, − acceptors in p-type). “n” and “p” describe the majority carriers, not the net charge.“n-प्रकार ऋणावेशित है” — गलत! “n-type negatively charged hai” — galat! Crystal electrically neutral rehta hai: extra carriers ka charge ionised dopant cores (n-type mein + donors, p-type mein − acceptors) ke charge ke bilkul barabar aur opposite hai. “n” aur “p” majority carriers batate hain, net charge nahi.
Because majority carriers are so plentiful, the thermally produced minority carriers have more chance of meeting a majority carrier and being destroyed. So the dopant, by adding many carriers of one type, indirectly reduces the concentration of the other type. Majority carriers bahut zyaada hone se thermally bane minority carriers ke kisi majority carrier se mil kar khatam hone ka chance zyaada hota hai. Isliye dopant, ek type ke bahut saare carriers jod kar, doosre type ki concentration ko indirectly ghata deta hai. Many majority carriers destroy minority carriers by recombination, so doping lowers the minority concentration.
Doping also changes the band diagram. In n-type Si a donor level ED appears slightly below EC; with very little energy its electrons move into the conduction band. At room temperature most donor atoms are ionised but very few (~10¹²) Si atoms are, so most conduction electrons come from the donors. In p-type Si an acceptor level EA appears slightly above EV; with very little energy an electron from the valence band jumps to EA and ionises the acceptor negatively — equivalently, the hole “sinks down” from EA into the valence band. (Electrons rise up and holes fall down when they gain energy.) Doping band diagram bhi badalta hai. n-type Si mein EC se thoda neeche ek donor level ED banta hai; bahut kam energy se iske electrons conduction band mein chale jaate hain. Room temperature par zyaadatar donor atoms ionised hote hain par bahut kam (~10¹²) Si atoms, isliye zyaadatar conduction electrons donors se aate hain. p-type Si mein EV se thoda upar ek acceptor level EA banta hai; bahut kam energy se valence band ka electron EA par kood kar acceptor ko negatively ionise karta hai — yaani hole EA se valence band mein “neeche” aa jaata hai. (Energy paane par electrons upar uthte hain aur holes neeche girte hain.)Donors add a level ED just below EC; acceptors add a level EA just above EV. Both ionise easily at room temperature.

Donor concentration: ND = (1 × 10⁻⁶) × 5 × 10²⁸ = 5 × 10²² m⁻³. Thermally generated electrons (ni ~ 10¹⁶ m⁻³) are negligible compared with this, so ne ≈ ND = 5 × 10²² m⁻³. Donor concentration: ND = (1 × 10⁻⁶) × 5 × 10²⁸ = 5 × 10²² m⁻³. Iske saamne thermal electrons (ni ~ 10¹⁶ m⁻³) negligible hain, isliye ne ≈ ND = 5 × 10²² m⁻³.
From ne nh = ni²: nh = (1.5 × 10¹⁶)² / (5 × 10²²) = (2.25 × 10³²)/(5 × 10²²) = 4.5 × 10⁹ m⁻³.ne nh = ni² से: nh = (1.5 × 10¹⁶)² / (5 × 10²²) = (2.25 × 10³²)/(5 × 10²²) = 4.5 × 10⁹ m⁻³।ne nh = ni² se: nh = (1.5 × 10¹⁶)² / (5 × 10²²) = (2.25 × 10³²)/(5 × 10²²) = 4.5 × 10⁹ m⁻³.

14.5.1p-n junction formationp-n संधि का निर्माणp-n junction formation
Take a thin p-type silicon wafer and add a small, precise amount of pentavalent impurity to part of it, converting that part into n-Si. The wafer now has a p-region, an n-region and a metallurgical junction between them. Two processes happen during formation: diffusion and drift. Ek patla p-type silicon wafer lijiye aur uske ek hisse mein pentavalent impurity ki thodi, precise quantity milaa kar us hisse ko n-Si bana dijiye. Ab wafer mein p-region, n-region aur unke beech metallurgical junction hai. Banne ke samay do process hote hain: diffusion aur drift.Part of a p-type wafer is converted to n-type. Diffusion and drift then shape the junction.
Diffusion: the n-side has many electrons and the p-side many holes. Because of this concentration gradient, holes diffuse p → n and electrons diffuse n → p, giving a diffusion current. Each electron that leaves the n-side leaves behind an ionised donor (+), immobile because it is bonded in the lattice; so a layer of positive space charge builds up on the n-side. Likewise each hole that leaves the p-side leaves an ionised acceptor (−), building a negative space-charge layer on the p-side. Together these layers form the depletion region — emptied of free carriers — about one-tenth of a micrometre thick. Diffusion: n-side par bahut electrons aur p-side par bahut holes hain. Is concentration gradient ki wajah se holes p → n aur electrons n → p diffuse hote hain, jisse diffusion current banta hai. n-side se jaane wala har electron peeche ek ionised donor (+) chhodta hai, jo lattice mein bandha hone se immobile hai; isliye n-side par positive space charge ki layer banti hai. Isi tarah p-side se jaane wala har hole ek ionised acceptor (−) chhodta hai aur p-side par negative space-charge layer banti hai. Ye dono layers milkar depletion region banati hain — free carriers se khaali — jiski motaai lagbhag micrometre ka dasva hissa hai.Holes diffuse to the n-side and electrons to the p-side, leaving fixed + ions on the n-side and − ions on the p-side. This charged, carrier-free layer (~0.1 µm) is the depletion region.
Drift: the positive space charge on the n-side and the negative one on the p-side produce an electric field directed from n to p (from + charge to − charge). This field pushes an electron on the p-side of the junction over to the n-side, and a hole on the n-side over to the p-side. Motion of carriers due to the field is drift, and the drift current is opposite to the diffusion current. At first diffusion is large and drift small; as the space-charge layers grow, the field and the drift current grow, until diffusion current = drift current. The junction has formed, and in equilibrium there is no net current. Shuru mein diffusion zyaada aur drift kam hota hai; space-charge layers badhne par field aur drift current badhte hain, jab tak diffusion current = drift current na ho jaaye. Junction ban gaya, aur equilibrium mein koi net current nahi behta. The ions create a field from n to p that drives a drift current opposite to diffusion. In equilibrium the two are equal: no net current.
The n-region has lost electrons and the p-region has gained them, so a potential difference appears across the junction: the n-side is positive relative to the p-side. Its polarity opposes further flow of electrons from n to p (and holes from p to n), keeping equilibrium — so it is called the barrier potential V0.n-क्षेत्र ने इलेक्ट्रॉन खोए हैं और p-क्षेत्र ने पाए हैं, इसलिए संधि के आर-पार विभवांतर बनता है: n-ओर, p-ओर की तुलना में धनात्मक है। n-region ne electrons khoye hain aur p-region ne paaye hain, isliye junction ke aar-paar potential difference banta hai: n-side, p-side ke comparison mein positive hai. This barrier potential V0 stops further diffusion.

No! Any slab, however flat, has surface roughness much larger than the inter-atomic spacing (~2 to 3 Å), so continuous contact at the atomic level is impossible. The joint would act as a discontinuity for the flowing charge carriers. A real junction is made inside one crystal. Nahi! 14.6Semiconductor diodeअर्धचालक डायोडSemiconductor diode
A semiconductor diode is basically a p-n junction with metallic contacts at the ends for applying an external voltage — a two-terminal device. In its symbol the arrow points from p to n: the direction of conventional current when the diode is forward biased. An external voltage V across the diode changes the equilibrium barrier potential. Semiconductor diode basically metallic contacts wala p-n junction hai, jisse bahari voltage lagaya ja sake — ek do-terminal device. Diode par bahari voltage V equilibrium barrier potential ko badal deta hai.A diode is a p-n junction with metal contacts. The symbol’s arrow shows forward current from p to n.
14.6.1p-n junction diode under forward biasअग्रदिशिक बायस में p-n संधि डायोडForward bias mein p-n junction diode
When the p-side is connected to the positive terminal of a battery and the n-side to the negative terminal, the diode is forward biased. The applied voltage drops mostly across the depletion region (it has no free charges, so its resistance is very high compared with the p and n sides). The applied V is opposite to the built-in potential V0, so the depletion layer becomes narrower and the effective barrier height falls to (V0 − V). Jab battery ke positive terminal se p-side aur negative terminal se n-side joda jaata hai, to diode forward bias mein hota hai. Lagaya gaya voltage zyaadatar depletion region par girta hai (isme free charges nahi, isliye p aur n parts ke comparison mein iska resistance bahut zyaada hai). Lagaya V built-in potential V0 ke opposite hai, isliye depletion layer patli ho jaati hai aur effective barrier height ghat kar (V0 − V) reh jaati hai.Forward bias: p to +, n to −. The barrier falls to V0 − V and the depletion layer narrows.
If V is small, the barrier is lowered only slightly and only the few carriers in the uppermost energy levels can cross — the current is small. As V increases significantly, the barrier drops further, many more carriers have enough energy, and the current increases sharply. Agar V kam hai to barrier thoda hi ghatta hai aur sirf sabse upar ke energy levels ke kuch carriers paar kar paate hain — current kam rehta hai. V kaafi badhaane par barrier aur ghatta hai, bahut zyaada carriers ke paas kaafi energy hoti hai, aur current tezi se badhta hai.Small V: tiny current. Larger V: the barrier drops a lot and the current rises steeply.
Electrons from the n-side cross the depletion region into the p-side, where they are minority carriers; holes from the p-side cross into the n-side, where they too are minority carriers. This is minority carrier injection. Near each junction edge the minority concentration rises far above its value far away; because of this gradient, the injected electrons diffuse through the p-side and the injected holes through the n-side. The total forward current — the sum of the hole diffusion current and the (conventional) current due to electron diffusion — is usually in mA.n-ओर के इलेक्ट्रॉन अवक्षय क्षेत्र पार कर p-ओर पहुँचते हैं, जहाँ वे अल्पसंख्यक वाहक हैं; p-ओर के होल n-ओर पहुँचते हैं, जहाँ वे भी अल्पसंख्यक हैं। n-side ke electrons depletion region paar karke p-side pahunchte hain, jahan wo minority carriers hain; p-side ke holes n-side pahunchte hain, jahan wo bhi minority hain. Yahi minority carrier injection hai. Har junction edge ke paas minority concentration door ki value se bahut badh jaati hai; is gradient ki wajah se injected electrons p-side mein aur holes n-side mein diffuse hote hain. Total forward current — hole diffusion current aur electron diffusion ka (conventional) current — aksar mA mein hota hai.Forward bias pushes electrons into the p-side and holes into the n-side (minority carrier injection). Their diffusion gives a current of mA.
14.6.2p-n junction diode under reverse biasपश्चदिशिक बायस में p-n संधि डायोडReverse bias mein p-n junction diode
When the n-side is made positive and the p-side negative, the diode is reverse biased. The voltage again drops mostly across the depletion region, but now it is in the same direction as the barrier potential. The barrier rises to (V0 + V) and the depletion region widens. This suppresses the flow of electrons n → p and holes p → n, so the diffusion current falls enormously. Jab n-side positive aur p-side negative kiya jaata hai, to diode reverse bias mein hota hai. Voltage phir zyaadatar depletion region par girta hai, par ab ye barrier potential ki hi direction mein hai. Barrier badh kar (V0 + V) ho jaata hai aur depletion region chauda ho jaata hai. Isse n → p electrons aur p → n holes ka flow rukta hai, aur diffusion current bahut ghat jaata hai.Reverse bias: n to +, p to −. The barrier rises to V0 + V and the depletion region widens, stopping diffusion.
The junction field still sweeps any electron on the p-side or hole on the n-side that wanders close to it over to its majority side. This drift of minority carriers gives a current of only a few µA — small because minority carriers are few. (Under forward bias this drift current also exists but is negligible, µA, compared with the injected current in mA.) The reverse current hardly depends on the voltage: even a small voltage sweeps all available minority carriers across, so the current is limited by their concentration, not by V.संधि क्षेत्र अब भी p-ओर के किसी इलेक्ट्रॉन या n-ओर के होल को, जो पास आ जाए, उसके बहुसंख्यक भाग में बहा ले जाता है। Junction field ab bhi p-side ke kisi electron ya n-side ke hole ko, jo paas aa jaaye, uske majority side mein baha le jaata hai. Minority carriers ka ye drift sirf kuch µA current deta hai — kam, kyunki minority carriers kam hain. (Forward bias mein bhi ye drift current hota hai par mA wale injected current ke saamne negligible, µA.) Reverse current voltage par lagbhag depend nahi karta: thoda voltage bhi saare available minority carriers ko paar kara deta hai, isliye current V se nahi, unki concentration se limited hai.Only minority carriers drift across, giving a few µA that hardly changes with voltage.
This reverse current stays almost constant up to a critical reverse voltage, the breakdown voltage Vbr. At V = Vbr the reverse current increases sharply; a slight increase in voltage causes a large change in current. If the current is not limited by the external circuit below the rated value (given by the manufacturer), the junction is destroyed by overheating. The same can happen in forward bias if the forward current exceeds its rated value. Ye reverse current ek critical reverse voltage, breakdown voltage Vbr, tak lagbhag constant rehta hai. V = Vbr par reverse current achaanak badh jaata hai; voltage mein thode increase se current mein bada change. Agar bahari circuit current ko rated value (manufacturer dwara di) se neeche limit na kare, to junction overheating se destroy ho jaata hai. Forward bias mein bhi forward current rated value se zyaada hone par aisa ho sakta hai.At the breakdown voltage the reverse current shoots up; without a limiting resistor the diode burns out.

Measuring the V–I characteristic. The battery is connected to the diode through a potentiometer (or rheostat) so that the voltage can be varied; for each voltage the current is noted. A milliammeter is used in forward bias (large current) and a microammeter in reverse bias.V–I अभिलक्षण मापना। V–I characteristic naapna. Forward bias mein milliammeter (bada current) aur reverse bias mein microammeter use hota hai.Vary the voltage with a rheostat and note the current: mA meter for forward, µA meter for reverse.
In forward bias the current at first increases very slowly, almost negligibly, until the voltage crosses a certain value — the threshold or cut-in voltage (~0.2 V for Ge, ~0.7 V for Si). After that the current rises significantly (exponentially) even for a very small increase in voltage. In reverse bias the current is very small (~µA) and almost constant: the reverse saturation current. At very high reverse bias (breakdown) the current suddenly increases; general-purpose diodes are not used beyond the reverse saturation region. Forward bias mein current pehle bahut dheere, lagbhag negligible, badhta hai jab tak voltage ek certain value — threshold ya cut-in voltage (Ge ke liye ~0.2 V, Si ke liye ~0.7 V) — paar na kar le. Uske baad voltage ke bahut chhote increase par bhi current kaafi (exponentially) badhta hai. Reverse bias mein current bahut chhota (~µA) aur lagbhag constant rehta hai: reverse saturation current. Bahut high reverse bias (breakdown) par current achaanak badhta hai; general-purpose diodes reverse saturation region se aage use nahi kiye jaate.Forward: almost no current until ~0.7 V (Si) or ~0.2 V (Ge), then a steep rise. Reverse: a tiny constant current until breakdown.
Sweep the voltage and the curve draws itself, with mA scale forward and µA scale reverse — just like NCERT’s graph. Compare silicon and germanium knees, read the dynamic resistance at any point, and see what happens at breakdown. Voltage badaliye aur curve apne aap banta hai, forward mein mA aur reverse mein µA scale ke saath — bilkul NCERT ke graph jaisa. So a p-n junction diode allows current mainly in one direction (forward bias): its forward resistance is low and its reverse resistance very high. This property is used to rectify ac. For a diode we define the dynamic resistance as the ratio of a small change in voltage to the small change in current it causes:इस प्रकार p-n संधि डायोड मुख्यतः एक दिशा (अग्रदिशिक बायस) में धारा जाने देता है: इसका अग्र प्रतिरोध कम और पश्च प्रतिरोध बहुत अधिक है। डायोड के लिए गतिक प्रतिरोध वोल्टता के छोटे परिवर्तन और उससे होने वाले धारा के छोटे परिवर्तन का अनुपात है:Is tarah p-n junction diode mainly ek direction (forward bias) mein current jaane deta hai: iska forward resistance kam aur reverse resistance bahut zyaada hai. Isi property se ac ka rectification hota hai. Diode ke liye dynamic resistance voltage ke chhote change aur usse hone wale current ke chhote change ka ratio hai:A diode conducts one way. Its dynamic resistance is a small change in voltage divided by the change in current.
A diode does not obey Ohm’s law. Its V–I graph is not a straight line through the origin, so a diode has no single “resistance”. rd depends on where on the curve you are: small above the knee, huge in reverse bias. Diode Ohm’s law follow nahi karta. Iska V–I graph origin se jaane wali seedhi line nahi hai, isliye diode ka koi ek “resistance” nahi. rd is par depend karta hai ki aap curve par kahan hain: knee ke upar chhota, reverse bias mein bahut bada.

14.7Application of junction diode as a rectifierदिष्टकारी के रूप में संधि डायोड का अनुप्रयोगJunction diode ka rectifier ke roop mein use
A diode passes current only when forward biased. So if an alternating voltage is applied across a diode, current flows only in the part of the cycle in which the diode is forward biased. This property is used to rectify alternating voltages, and the circuit is called a rectifier. Diode sirf forward bias mein current jaane deta hai. Isliye agar diode par alternating voltage lagaya jaaye, to current cycle ke sirf us hisse mein behta hai jisme diode forward bias mein ho. Is property se alternating voltages ka rectification hota hai, aur is circuit ko rectifier kehte hain.Because a diode conducts only in forward bias, it can turn ac into one-way (rectified) current.
Half-wave rectifier
The secondary of a transformer supplies the desired ac voltage across A and B, and a diode is put in series with the load RL. When A is positive, the diode is forward biased and conducts; when A is negative, it is reverse biased and does not conduct (the reverse saturation current is negligible — practically zero). So the output across RL appears only in the positive half-cycles: still varying, but restricted to one direction — rectified. Since only half of each input wave gets through, it is a half-wave rectifier. Transformer ki secondary A aur B ke beech desired ac voltage deti hai, aur load RL ke saath series mein ek diode laga hai. Jab A positive ho, diode forward bias mein hokar conduct karta hai; jab A negative ho, wo reverse bias mein hokar conduct nahi karta (reverse saturation current negligible — practically zero). Isliye RL ke aar-paar output sirf positive half-cycles mein aata hai: ab bhi badalta hua, par ek direction tak limited — rectified. Har input wave ka sirf aadha hissa nikalta hai, isliye ye half-wave rectifier hai.Half-wave: the diode conducts only when A is positive, so only the positive halves appear across RL.
The diode’s reverse breakdown voltage must be well above the peak ac voltage of the transformer secondary, otherwise the diode breaks down in the negative half-cycles. Diode ka reverse breakdown voltage transformer secondary ke peak ac voltage se kaafi zyaada hona chahiye, warna negative half-cycles mein diode break down ho jaayega.
Full-wave rectifier
The circuit with two diodes gives rectified output in both halves of the ac cycle — a full-wave rectifier. The p-sides of the two diodes go to the two ends A and B of the transformer secondary; their n-sides are joined, and the output is taken between this common point and the midpoint (centre tap) of the secondary — hence a centre-tap transformer. Each diode rectifies only half the total secondary voltage, and the two do so in alternate half-cycles. Do diodes wala circuit ac cycle ke dono halves mein rectified output deta hai — full-wave rectifier. Dono diodes ke p-sides transformer secondary ke dono ends A aur B se jude hain; unke n-sides aapas mein jude hain, aur output is common point aur secondary ke midpoint (centre tap) ke beech liya jaata hai — isliye centre-tap transformer. Har diode total secondary voltage ka sirf aadha rectify karta hai, aur dono baari-baari half-cycles mein aisa karte hain.Full-wave: two diodes and a centre-tap transformer give output in both halves of the cycle.
Suppose at some instant A is positive with respect to the centre tap; then B, being out of phase, is negative. D1 is forward biased and conducts while D2 does not, giving output during this half-cycle. When A becomes negative, B becomes positive: now D2 conducts and D1 does not, giving output in the other half-cycle too — in the same direction through RL. So we get output in both halves; clearly this is a more efficient way of getting rectified voltage than the half-wave rectifier. (Another full-wave circuit, the bridge rectifier, needs no centre-tap but uses four diodes.) Maan lijiye kisi instant A, centre tap ke relative positive hai; tab B, opposite phase mein hone se, negative hai. D1 forward bias mein conduct karta hai jabki D2 nahi, jisse is half-cycle mein output milta hai. Jab A negative hota hai, B positive ho jaata hai: ab D2 conduct karta hai aur D1 nahi, jisse doosre half-cycle mein bhi — RL mein usi direction mein — output milta hai. Is tarah dono halves mein output milta hai; saaf hai ki ye half-wave rectifier se zyaada efficient hai. (Ek aur full-wave circuit, bridge rectifier, ko centre tap nahi chahiye par usme chaar diodes lagte hain.)D1 conducts when A is positive, D2 when B is positive; current through RL is always in the same direction.
Filtersफ़िल्टरFilters
The rectified voltage is a series of pulses shaped like half sine waves: one-directional but not steady. To get a steady dc, a capacitor is usually connected across the output (parallel to RL); an inductor in series with RL can also be used. Since these circuits filter out the ac ripple, they are called filters. Rectified voltage half sine waves jaise pulses ki series hai: ek direction mein par steady nahi. Steady dc paane ke liye aksar output ke aar-paar (RL ke parallel) ek capacitor joda jaata hai; RL ke saath series mein inductor bhi use ho sakta hai. Ye circuits ac ripple ko filter kar dete hain, isliye inhe filters kehte hain.Rectified output is pulsating. A capacitor across RL (or an inductor in series) smooths it: a filter.
How the capacitor filters: while the voltage across it is rising, it charges. With no load it would stay charged to the peak voltage. With a load, it discharges through RL and its voltage begins to fall, until the next half-cycle charges it to the peak again. The rate of fall depends inversely on the product C·RL, the time constant. To make the time constant large, C should be large — so capacitor-input filters use large capacitors. The output is close to the peak of the rectified voltage. This filter is the most widely used in power supplies. Capacitor kaise filter karta hai: jab ispar voltage badh raha hota hai, ye charge hota hai. Load na ho to ye peak voltage par charged rehta. Load hone par ye RL se discharge hota hai aur iska voltage girne lagta hai, jab tak agla half-cycle ise phir peak tak charge na kar de. Girne ki rate product C·RL, yaani time constant, ke inversely proportional hai. Time constant bada karne ke liye C bada hona chahiye — isliye capacitor-input filters mein bade capacitors lagte hain. Output rectified voltage ke peak ke paas rehta hai. Power supplies mein yahi filter sabse zyaada use hota hai.The capacitor charges to the peak and discharges slowly through RL. A large C·RL keeps the output near the peak with small ripple.
Switch between half-wave and full-wave, watch which diode conducts in each half-cycle, then add the filter capacitor and change C and RL to see the ripple shrink. The output frequency is shown live. Half-wave aur full-wave ke beech switch kijiye, dekhiye har half-cycle mein kaun sa diode conduct karta hai, phir filter capacitor jodiye aur C va RL badal kar ripple ghat-te dekhiye. Your phone charger turns 230 V ac mains into about 5 V dc. Inside it you will find diodes (usually four, as a bridge rectifier) and a large filter capacitor — exactly the ideas of this section. Aapka phone charger 230 V ac mains ko lagbhag 5 V dc mein badalta hai. Iske andar diodes (aksar chaar, bridge rectifier ke roop mein) aur ek bada filter capacitor milega — bilkul isi section ke ideas.
In half-wave rectification, what is the output frequency if the input frequency is 50 Hz? What is the output frequency of a full-wave rectifier for the same input? Half-wave: one output pulse per input cycle, so the output repeats 50 times a second → 50 Hz. Half-wave: har input cycle mein ek output pulse, isliye output har second 50 baar → 50 Hz.
Full-wave: two pulses per input cycle (one from each diode), so the output repeats 100 times a second → 100 Hz. Full-wave: har input cycle mein do pulses (har diode se ek), isliye output har second 100 baar → 100 Hz.
Points to ponder (NCERT): (1) EC and EV are not located at any particular place in the solid — the bands are spread through the whole crystal, and the straight lines in band diagrams just mean “bottom of the conduction band” and “top of the valence band”. (2) In compound semiconductors, changing the ratio of the elements can also change the type: ideal GaAs is 1 : 1, but Ga-rich or As-rich GaAs can be Ga₁.₁As₀.₉ or Ga₀.₉As₁.₁. In general, defects control semiconductor properties in many ways. Points to ponder (NCERT): (1) EC aur EV solid mein kisi khaas jagah par nahi hote — bands poore crystal mein phaile hain, aur band diagrams ki seedhi lines ka matlab sirf “conduction band ka bottom” aur “valence band ka top” hai. (2) Compound semiconductors mein elements ka ratio badal kar bhi type badla ja sakta hai: ideal GaAs mein 1 : 1, par Ga-rich ya As-rich GaAs, Ga₁.₁As₀.₉ ya Ga₀.₉As₁.₁ ho sakta hai.
